CUTh-Extractor: ViT-Based Efficient Extraction of Orthotropic Thermo-Mechanical Material Properties in Advanced Packaging

Thermo-mechanical simulation is important for the design and reliability assessment of advanced packages, and its accuracy depends on the orthotropic thermo-mechanical properties of the materials involved. Obtaining these properties, however, is not straightforward: direct measurement requires dedicated specimens and experiments, while extraction based on repeated simulation can be time-consuming, especially for the multi-material stacks used in advanced packaging.

This paper presents CUTh-Extractor, a method based on a vision transformer (ViT) for extracting the orthotropic thermo-mechanical material properties of advanced-packaging materials. By making use of the ViT architecture, the method aims to provide a more efficient way to obtain these properties to support package modeling and analysis.
